present invention relates to a method for fabricating a semiconductor device and, more particularly, to a method for fabricating a semiconductor device including a self-aligned plug.
An increased integration and a high performance of a semiconductor device are necessary to satisfy the demands of users of high-speed semiconductor devices. However, the reduced size of the semiconductor devices leads to problems in a method of fabricating the semiconductor device. For example, when a semiconductor device has a device size of 0.2 xcexcm or less, high integration, uniformity, a source/drain contact resistance, and a short channel effect are difficult to obtain.
In a conventional method for fabricating a semiconductor device, a gate pattern is formed on a semiconductor substrate, and an inter-gate dielectric layer and a conductive gate layer are formed on the semiconductor substrate. A photoresist is then formed on the conductive gate layer, and the conductive gate layer and the gate pattern are etched using the photoresist as a mask. The photoresist is removed from the conductive gate layer, and the semiconductor substrate having the gate pattern is annealed.
However, in the conventional method, a pad region is formed at one side of the gate pattern and is not exposed to a subsequent process. Therefore, the gate pattern is etched by the pad region. The gate pattern is further etched by the pad region due to an increased integration of the semiconductor device. Accordingly, the width of the gate pattern is not adequate.
Moreover, since the pad region is formed in the pad region using a separate process, the integration of the semiconductor device is restricted.
A method for fabricating a semiconductor device is disclosed, comprising the steps of: forming a spacer around a gate pattern on a semiconductor substrate; forming a block spacer around a pad pattern on the semiconductor substrate; etching an exposed area of the semiconductor substrate except for the pad pattern by using the block spacer as a mask; removing the block spacer; filling a contact hole in the etched semiconductor substrate with a conductive layer; and etching a portion of the gate pattern and a portion of the conductive layer using the spacer as a mask.
